STMicroelectronics STGW30N90D, a PowerMESH™ series IGBT, offers 900V collector-emitter breakdown voltage with a continuous collector current of 60A and a pulsed collector current of 135A. This device dissipates a maximum power of 220W and features a low on-state voltage (Vce(on)) of 2.75V at 15V gate-emitter voltage and 20A collector current under specified test conditions (900V, 20A, 10 Ohm, 15V). Gate charge is 110 nC. Switching characteristics include turn-on delay (Td(on)) of 29ns and turn-off delay (Td(off)) of 275ns at 25°C, with switching energies of 1.66mJ (on) and 4.44mJ (off).
