The STMicroelectronics STPSC40065CWY is a 650V, 20A Silicon Carbide (SiC) Schottky diode in a TO-247-3 package. This automotive-grade component, qualified to AEC-Q101, features a low forward voltage drop of 1.45V at 20A and an exceptionally fast switching speed with no recovery time above 500mA. Its reverse leakage current is rated at 300 µA at 650V, with a junction capacitance of 1250pF at 0V and 1MHz.
