SemiQ GHXS050B065S-D3 is a 650V Silicon Carbide (SiC) Schottky diode array featuring two independent diodes. This SOT-227-4 miniBLOC package offers a robust chassis mount solution. Each diode provides a maximum forward voltage of 1.6V at 50A and an average rectified current capability of 95A (DC). The reverse leakage current is rated at 125 µA @ 650 V. Designed with zero reverse recovery time for currents exceeding 500mA, this component is suitable for demanding power conversion applications across industries such as electric vehicle charging, industrial power supplies, and solar inverters. The operating junction temperature range is -55°C to 175°C.
