Littelfuse Inc. XPT™ series IGBT, part number IXYF40N450. This high-voltage insulated-gate bipolar transistor (IGBT) features a 4500V collector-emitter breakdown voltage and a continuous 60A collector current (Ic) with a pulsed collector current (Icm) of 350A. The device offers a maximum power dissipation of 290W and a low on-state voltage (Vce(on)) of 3.9V at 15V gate-emitter voltage and 40A collector current. With a standard input type and a gate charge of 170 nC, the IXYF40N450 is designed for through-hole mounting in an isolated i4-Pac™-4 package. Typical turn-on delay is 36ns and turn-off delay is 110ns at 25°C (tested at 960V, 40A, 2 Ohm, 15V). Operating temperature ranges from -55°C to 150°C (TJ).
