The IXYS GenX3™ IXGH20N140C3H1 is a high-performance N-channel IGBT designed for demanding applications. This component features a 1400V collector-emitter breakdown voltage and a continuous collector current of 42A, with a pulsed capability up to 108A. The device boasts low on-state voltage (Vce(on) max) of 5V at 15V gate-emitter voltage and 20A collector current, along with efficient switching characteristics including turn-on delay (Td(on)) of 19ns and turn-off delay (Td(off)) of 110ns at 25°C. Switching energies are rated at 1.35mJ for turn-on and 440µJ for turn-off, tested under 700V, 20A, 5 Ohm, 15V conditions.
