Alpha & Omega Semiconductor Inc. Alpha IGBT™ series AOK50B65H1 is a 650V, 100A IGBT designed for high-power applications. This through-hole component, housed in a TO-247-3 package, offers a maximum power dissipation of 375W. Key electrical characteristics include a collector current of 100A (150A pulsed), a Vce(on) of 2.4V at 15V/50A, and a gate charge of 76 nC. Optimized switching performance is demonstrated with turn-on and turn-off delays of 37ns and 141ns respectively (at 25°C), and switching energies of 1.92mJ (on) and 850µJ (off) under test conditions of 400V, 50A, 6 Ohm, and 15V.
