Alpha & Omega Semiconductor Inc. Alpha IGBT™ AOD5B65M1 is a 650 V, 10 A trench IGBT designed for high-efficiency power switching applications. This surface mount device, housed in a TO-252 (DPAK) package, offers a maximum continuous collector current of 10 A and a pulsed collector current of 15 A. Key performance characteristics include a high power dissipation of 69 W and a low on-state voltage (Vce(on)) of 1.98 V at 15 V gate drive and 5 A collector current. The device exhibits typical switching times of 8.5 ns turn-on and 106 ns turn-off, with switching energy figures of 80 µJ (on) and 70 µJ (off) at 400 V, 5 A.
